InAs nanostructures on InAlAs=InP(0 0 1) have been fabricated using Stranski-Krastanov growth mode. Depending on growth conditions, a full coverage of the InAlAs surface by either InAs strings of elongated dots or isolated dots can be achieved. We demonstrate the formation of ordered nanodot chains with dot size less than 100 nm by 1 keV O รพ 2 beam sputtering on InP(1 0 0). The ordered nanodot chains are perpendicularly aligned to the ion beam direction, and are formed at 38ยฐand 44ยฐincidence with ion current density of 100 lA cm ร€2 . At 56
