111 order to estimatc the probability of twinning in epitaxial films of semiconducting matcrials having diamond and zincblende structure the differences between the nucleation energy of nuclei in normal orientation a n d t h e nilcleation energy of nuclei in twin orientation are calculated. In the case of equal experimental parameters (substrate temperature, supersaturation), thc probability of twinning increases in the order of Sic-Si -Ge -ZnS -ZnSe, CdS -CdSc-ZnTe and CdTc. The results are discussed i n connection with experimental work.
