For analog applications, the MQWHFET device may be well suited for small phased arrays that require a limited phase coverage (20-40 degrees) with a high power handling capability [17]. One other application where this device could be used is in the optical heterodyne receiver system [18], which requires an analog phase shifter to adjust phase in one of the signal paths from 0 to 45 degrees at 6 GHz with a gain variation of < 2 dB. However, the choice of which device to use for a given application is not only governed by the phase-shift characteristics, but depends upon the system requirements. For those applications, which require a large phase shift of 360 degrees, many devices will have to be cascaded within an area of < 1 mm'. Compared to other active phase-shifter configurations [5, 6, 191, the MQWHFET approach provides better phase shift/voltage sensitivity.
