The optical properties of (GaAs) \({ }_{n} /\) (AIAs) \(_{m}\) superlattices in the infra-red spectral region have been studied. The confinement of optical phonons has been observed in both GaAs and AlAs layers of superlattices under investigation. The superlattice modes caused by the coupling betwe

✦ Synopsis
We present symmetry analysis, Raman and Brillouin scattering selection rules and Raman spectra of ((\mathrm{GaAs}){m} /(\mathrm{AlAs}){n}) superlattices grown on (\mathrm{GaAs}) substrates of (211) orientation. Using lattice dynamical calculations based on the shell model, an assignment of the observed confined optical and folded acoustic modes has been performed. The angular dispersion and polarization mixing of the superlattice modes are studied in detail. We demonstrate that the assignment of an effective wave vector (q) to the confined modes in [211] superlattices is similar to that performed earlier for the ([311]) case.

We report on the effects of field-induced -X resonances on carrier transport and optical properties of GaAs/AlAs type-I short-period superlattices (SLs). We have observed an anomalously delayed photocurrent and 2-hh1 photoluminescence originating from X1-2 mixing. These observations clearly suggest
