✦ Synopsis
A wide-bandwidth Mach᎐Zehnder tra¨eling-wa¨e electrooptic modulator was realized using no¨el low-loss slow-wa¨e coplanar strips on a GaAsrAlGaAs substrate. Microwa¨e characteristics of the de¨ice were measured up to 40 GHz. The microwa¨e loss at 40 GHz is 7 dBrcm, and a phase ¨elocity of 8.15 cmrns was obtained. The de¨ice demonstrates a half-wa¨e ¨oltage of 20.5 V and an extinction ratio of 9.5 dB. A flat large-signal modulation response up to 22 GHz was measured.
