The adoption of graded energy gap structures in p and n regions of cascade cells, together with tunnel diodes as interconnecting junctions, can overcome several problems inherent in these systems. A new design that incorporates the advantages of these two strategies is proposed.

New approaches for current problems facing cascade solar cells in III-V compounds are addressed. Spinodal decomposition of metastable alloys such as A1GaAsSb resulting in the separation of low band gap phases is proposed as an interconnect between the two cells. A new superlattice structure based on
Quantized conductance is observed in a split gate structure at temperatures up to 3BK and with bias voltages of up to 12mV. This work addresses the limited temperature range and signal levels of ballistic constrictions by a comprehensive design strategy employing two dimensional self consistent Pois
