โœฆ Synopsis

A spatial decay length of momentum-memory of an electron in GaAs-AlGaAs electron waveguides is evaluated from the nonlocal transfer resistance measurements. The ballistic mean free path LB is less than the transport mean free path since the magnitude of the transfer resistance is sensitive to the small angle scattering events. When the channel width is narrowed, LB is strongly reduced due to roughness scattering at the channel boundary.

The mean free path of ballistic electrons in GaAs/AlGaAs superlattices was measured using the technique of hot electron spectroscopy in magnetic fields perpendicular to the growth direction. We utilize the fact that the total effective path of an injected hot electron is a function of the applied ma
