We have successfully fabricated post-type InGaN VCSEL structures and observed their room temperature oscillation at 399 nm under optical excitation. The nitride structures were grown by atmospheric-pressure metalorganic chemical vapor deposition (MOCVD). X-ray diffraction (XRD) was employed to chara

✦ Synopsis
A new dynamic equi¨alent circuit model for ¨ertical-ca¨ity ( ) surface-emitting lasers VCSEL is de¨eloped to add to the equi¨alent circuit model family of lasers. To describe the laser dynamics, the microca¨ity model is coupled to the rate equations. The relationship between photon number and standing wa¨e in the ca¨ity is deri¨ed for the coupling. A spontaneous emission noise source is applied to the circuit to simulate the noise process throughout the laser operation. Simulation results show that the model is accurate and effecti¨e to pro¨ide the modulation response of optical wa¨e, carrier and photon populations, frequency chirping, and output power.
