La vitesse de consommation est proportionnelle ii la racine car&e de la vitesse de rotation du disque et, en g&&al, proportionnelle a la concentration de thiour&, mais ind6pendante de la densit de courant. Les r&hats montrent que dans lea deux cas (cathodique et anodique) il y a contr6le par le transport de masse de la thiou& vers l'&ctrode. Certaines anomalies ont 6te cependant observees, notamment aux faibles densitb de courant. On discute les raisons possibles de ces anomalies.
Abstract---A quantitative study has been made of the consumption rate of a leveling agent (thiourea) at the cathode and the anode in copper-plating baths. The experiments have been carried out under well defined hydrodynamic conditions (rotating disk electrodes). The consumption rates are proportional to the square root of the rotation speed of the disk, and, in general, proportional to the concentration of thiourea, but independent of the current density. The results show that in both cases (cathodic and anodic) the process is controlled by the mass transport of the thiourea towards the electrode. Certain anomalies were, however, observed, especially at low current densities. The possible reasons for these anomalies are discussed.
Zusammenfasslmg-Die Geschwindigkeit des Verbrauchs eines einebnenden Zusatxstoffes (Thioharnstaff) an der Kathode und der Anode wurde in Verkupfenmgsbadem quantitativ untersucht.
