Abstract
A behavioural modelling method is described for investigating various characteristics of single‐mode semiconductor lasers. The method is based on the rate equations associated with the device, and simulation is carried out using circuit analogues implemented on the software platform of PSpice. As illustrations of the method, simulation results including light‐current characteristics, charge number clamping, modulation response and transient behaviour of a typical laser diode are given. The virtual analogue simulation method has been applied to predict the behaviour of a class of opto‐electronic devices called photon transport transistors formed with appropriate current feedback to the laser diode. The results indicate that the PTT has an increased damping and a higher modulation sensitivity brought about by its current gain. In the use for driving laser diodes the PTT may result in improved pulse modulation characteristics. Copyright © 2001 John Wiley & Sons, Ltd.
