Abstract
The temperature dependence of the sign of the charge on edge dislocations is investigated for several crystals containing low impurity concentrations. Below a certain critical temperature (from 400 to 550 Β°C depending on the crystal) the dislocations have a negative charge whilst above this temperature they have a positive charge. Results are analyzed in terms of the theory of charged dislocations; the free energies of formation (at 0 Β°K) of positiveβ and negativeβion vacancies at dislocation jogs are found to be g = (0.95 Β± 0.10) eV, g = (1.17 + 0.10) eV.
