โฆ Synopsis
IIIjV integrated circuits (ICs) and especially GaAs ICs based on submicron gate metal semiconductor field-effect transistors are an established industrial technology used in commercial applications like high-end computers, Lband mobile phones, X-band satellite TV receivers, Kband radio links and 2.5 Gb/sec optica1 links. In the meantime, advanced processes based on 0.2-0.1 Pm PHEMTs as wel1 as submicron heterojunction bipolar transistors on GaAs or InP substrates are being developed either to enhance the performance of today's GaAs ICs or to implement demanding millimetre-wave applications like 40 Gb/sec optica1 links, 60GHz mobile broadband systems or 42 GHz multipoint video distribution systems. This simply means that III/V ICs will be the technology of choice for signal and data transmission along the future information super highways.
