A theoretical study is presented of the electronic structure of a δ-doped quantum barrier. Three models are used to investigate the influence of DX centers on this electronic structure in the absence and in the presence of spatial correlations of charged impurities. The importance of introducing a q

✦ Synopsis
The quantum mobility has been measured in δ-doped GaAs/Al x Ga 1-x As/GaAs structures in which one is able to vary the population of DX states. The experiments show that spatial correlations in the charge distribution enhance the quantum mobility. We are able to correctly account for these correlation effects in the mobility calculations.
