Abstract

A novel barrier‐enhanced InGaAs/InAlAs quantum‐well MSM photodetector with recessed electrodes is shown to be a promising high‐sensitivity, high‐speed device for optical receivers. Carrier transport simulations indicate very low, dark current at 10^−6^ A/m and electrical 3‐dB bandwidth at 50 GHz for a 1‐μm finger‐gap device. © 2004 Wiley Periodicals, Inc.
