On the Growth of Hexagonal ZnSe Single Crystals
Strukturreine und fehlgeordnete kubische oder hexagonale Zinkselenid-Einkristalle wurden aus der Dampfphase durch Sublimation von ZnSe-Pulver hergestellt. Die fur das Auftreten der metastabilen hexagonalen Modifikation spezifischen Entstehungsbedingungen wurden ermittelt, wobei sich fur Einkristalle als giinstige Wachstumstemperaturen 800-1050 "C ergaben. Die Ausbildung von Wurtzitstruktur und Fehlordnungs-bzw. Polytypieerscheinungen blieb auf Kristalle mit nadligem Habitus beschriinkt, welche sich im Anfangsstadium des Wachstums befanden. Mit der Zuchtungsdauer nahm der kubische Anteil der Proben zu. Tafeln oder Prismen waren immer strukturrein kubisch. Die bei Nachtemperungen in Abhiingigkeit von Temperatur und Gasatmosphare auftretenden Strukturumwandlungen werden beschrieben.
Unter Beriicksichtigung besonderer kristallchemischer Eigenschaften wird das gesetzmasige Strukturverhalten der 11-VI-Verbindungen ZnS, ZnSe, ZnTe diskutiert.
ZnSe single crystals with either zincblende or wurtzite structure and with disordered structures were grown from the vapour phase. The starting material in all these experiments was zinc selenide powder. A description is given of the specific experimental parameters for the growth of the metastable hexagonal modification of ZnSe. For these single crystals the temperature of growth was maintained a t about 800 to 1050 "C. Only needles in the initial stage of growth exhibited the formation of the wurtzite structure, polytypism and one-dimensional stacking faults. The content of the cubic modification increased with the time o f growth. Platelets and prisms exhibited the pure cubic structure only. By heat treatment in a definite gas atmosphere the hexagonal phase was transformed into the cubic modification. The typical effects will be described.
The structural behaviour of the 11-VI-compounds ZnS, ZnSe and ZnTe are discussed in connection with specific properties of crystal chemistry.
