✦ Synopsis
The purpose of this paper is the simulation of the minority-cartier recombination in the case of a recombining grain boundary (GB) surrounded by a denuded zone. This denuded zone could be due to the segregation of impurities (metals and oxygen) to the GB plane. A direct Monte Carlo simulation is used to trace minority-carrier trajectories in a heterogeneous distribution of recombination centres and to evaluate the collection efficiency of a built-in field by averaging over a large number of runs.
The collection efficiencies obtained by the simulation are checked by comparison with the results of analytical solutions proposed previously for a recombining GB plane embedded in a homogeneous bulk. Then the configuration of a GB surrounded by a zone of enhanced lifetime is discussed and compared with the experimental data.
