CONCLUSION

An analytical model for a pseudomorphic MODFET is presented to evaluate its output characteristics. It is shown that the AlGaAsrInGaAs MODFET has better charge control and higher transconductance than the AlGaAsrGaAs MOD-FET. We attribute these improvements to the larger effective conduction band discontinuity, improved confinement of electrons in the InGaAs channel, and the better transport properties in the AlGaAsrInGaAs system. The present model is highly suitable for MMIC design as it determines the electrical and microwave performance of the device.
