✦ Synopsis


The transport parameters of electrons in diamond has been investigated at high temperatures of 500 and 700 K for electric fields ranging from 0.4 to 100 kV/cm. It is found that the diffusion coefficient decreases with increasing temperature and electric fields. The drift velocity at 100 kV/cm decreased from 1.5 x 10' to 1.0 x 10' cm/s as the temperature increased from 300 to 700 K. At fields above 50 kV/cm, a nonparabolicity factor of 0.25 eV-' softens excessive heating of the electrons and the increase in the diffusion coefficient.
