Abstract

Results of experimental investigations on regularities of the formation of dislocations in crystals of pure antimony during pulling from melts are reported. The mean density of dislocations is compared with the values calculated by different theories.

## Abstract A dislocation density dependence on crystal transverse dimensions has been investigated for crystals of Sb grown in split graphite moulds at rates of 1.5; 8.5 and 15 cm/h. The dependence is shown to be the same for all growth rates which agrees with an earlier suggested theoretical equa

A near-stoichiometric LiNbO 3 single crystal has been grown by the Czochralski technique from a melt of 58.5 mol% Li 2 O. Its composition homogeneity was assessed by measuring the UV absorption edge. It was found that the maximum composition difference is about 0.03 mol% in the radial direction and

## Abstract Misoriented domains (MDs) are common defects in 6H‐SiC single crystals. We performed an experimental study on the formation of MDs in 2‐inch 6H‐SiC single crystals. Micro‐Raman spectroscopy revealed that the polytype of MDs was mainly 4H‐SiC. By changing growth conditions, it was found
