Estimation of the Debye Temperature of Diamond-like Semiconducting Compounds from Bulk Modul and Microhardness

The rcliability of estimation of Debye temperature OD evaluated from bulk niodul and microhardness is proved for semiconductors with diamond, sphalerite, and chalcopyrite structure. The known linear relations available froin the literature do not yield a reasonable agreement between experimental and calculated Debye teniperatures. As in the case of the Liridemann rule a better approximation is obtained by use of a more general relation OD = a,x + a2. The constants a, and a2 are calculated for the substances under consideration. Unknown Debye temperatures are calculated.

Die Zuverliissigkeit einer Abschatzung der Debyeteniperatur OD mittels Kornpressionsmodul und Mikrohiirte wird fur Halbleiter mit Diamant-, Sphalerituncl Chalkopyritstruktur untersucht. Die aus dcr Literatur bekannten linearen Beziehungen ergeben keine vernunftige Ubereinstimmung von experimentellen und berwhneten Debyeteniperaturen. Wie im Falle der Lindemannregel erhklt man eine bessere Niiherung rnit der allgerneineren Beziehung OD = a,x + a2. Die Konstanten a, und a2 werden fur die betrachteten Substanzen bestimmt. Unbekannte Debyeteniperaturen werden berechnet.
