β¦ Synopsis
The current-voltage (l-U) characteristics of AI-SrTiO3-AI planar film structures have been studied at different temperatures. In the experimental I-U characteristics three regions are observed: linear I-U, the region of reverse bend where the degree of nonlinearity decreases and approximates the value of n = 1 and a superlinear 1-U ~>t, changing from one to the other in series as the voltage increases. With increasing temperature of samples the degree of nonlinearity decreases, the voltage in the beginning of the superlinear region increases slightly. The nonlinear I-U characteristics of the AI-SrTiO~-AI structure are explained in terms of an electroconductivity model of a barrier layer in a symmetrical bicrystal by the formation of crystallite barriers and also by the space-charge limited currents. On the base of electron transfer models considered, the height of intercrystallite barriers (~0 = 0.16-0.17 eV) and the average size of crystallites (h = 0.8-1.2 txm) are determined from the experimental data.
