✦ Synopsis

Figure 4 Measured and modeled quality factor for 5 and 10 pF varactors for frequencies of 1.045 and 2.438 GHz, respectively gate voltage of y0.5 V, the Q-factor of a 5 pF varactor is found to be more than 35 at 1.045 GHz.

IV. CONCLUSIONS

Polynomial expressions are used to model the effects of the variable capacitance and resistance in a new unified RF model for accumulation-mode varactors. This model is scalable, and can be incorporated into a circuit simulator, which provides fast and accurate circuit results.
