✦ Synopsis
We have designed and fabricated a 5-GHz fully integrated RTD/ HBT VCO using an InP-based technology for the first time. To achieve the wide-tuning range of the VCO, a p-n junction varactor was used in the L-C resonator, which has not been realized in previous works on RTD-based oscillators. As a result, a widefrequency tuning range of 710 MHz (14%) from 4.77 to 5.41 GHz has been achieved. Also, the fabricated VCO showed a phasenoise performance of Ϫ115 dBc/Hz at 1 MHz offset and a figure of merit of Ϫ180.8 dBc/Hz. These results indicate that the RTD/ HBT VCO fabricated and characterized in this work is very promising for microwave applications, in which low power consumption and low phase noise with a wide-frequency tuning range are required.
