✦ Synopsis
Figure 6 a Simulated output power as a function of the real part r and the imaginary part x of the load impedance for different L L Ž . input powers at 1.8 GHz. b Simulated voltage᎐current waveforms and associated load line for P s 29 dBm and PAE s 43% out comparing measured and simulated power amplification behavior. The power performances we present in this work are
w x comparable to those obtained in the literature 6 at relatively similar frequencies for smaller devices. Even with larger dimensions, our four-emitter finger AlGaAsrGaAs HBT is designed to improve the thermal behavior, and exhibits an output power of 1 W at 1.8 GHz with a high linearity. This can be an advantage in terms of easier fabrication technology and better reliability.
