✦ Synopsis
The responsivity characteristics of an efficient tiltedbeam total-reflection photodiode (TBR-PD) are analyzed by a wave-optical approach. Since the incident wave is totally reflected at the interface between the absorption layer and the p-InP cladding layer, the optical absorption by the p + -InGaAs contact layer can be substantially reduced in the TBR-PD. The responsivity is derived from the measured received photocurrent in the fabricated TBR-PD by taking account of the effect of formation of an AR coating on the incidence plane. The results show that the maximum value reaches about 1 A/W and is substantially improved over the conventional photodiode without total reflection. The responsivity obtained in the analysis exhibits excellent agreement with the measured results for the device, and the validity of the present analysis method is confirmed. Further, the polarization dependence of the responsivity is found to be extremely small over a wide range of angles of incidence.
