✦ Synopsis

Abstract

Surface acoustic wave filters fabricated on AlGaN/GaN heterostructures allow the control of their insertion losses through external voltages applied to the interdigital transducers. A novel SAW delay‐line oscillator based on an AlGaN/GaN‐on‐sapphire SAW device with an oscillation frequency of 475 MHz has been developed. Its waveform compression is controlled by varying the insertion losses of the active SAW filter. A small temperature coefficient of delay of 17.5 ppm/°C has been obtained. © 2008 Wiley Periodicals, Inc. ## Abstract We have demonstrated the possibility of controlling the frequency of an AlGaN‐based SAW delay‐line oscillator by LEDs emitting in deep UV range. The energy bandgap of AlGaN corresponded to the cutoff wavelength of 270 nm. The deep UV LEDs used in these experiments were supplied by Senso
