Abstract
Surface acoustic wave filters fabricated on AlGaN/GaN heterostructures allow the control of their insertion losses through external voltages applied to the interdigital transducers. A novel SAW delay‐line oscillator based on an AlGaN/GaN‐on‐sapphire SAW device with an oscillation frequency of 475 MHz has been developed. Its waveform compression is controlled by varying the insertion losses of the active SAW filter. A small temperature coefficient of delay of 17.5 ppm/°C has been obtained. © 2008 Wiley Periodicals, Inc.
